摘    要:目前阵列系统的集成度与功率越来越高,给电子元器件的冷却及可靠工作带来了严峻的挑战.文中主要介绍了一种针对高热流密度功率器件散热的微小通道换热器的理论计算和仿真分析过程,并进行了多方案的热性能测试试验.试验结果表明:该微小通道换热器在一定的边界条件下能够满足热流密度为200 W/cm2器件的散热需求和工程应用要求.

Abstract:The higher and higher integration degree and power of the array system constitute serious challenges to heat dissipation and reliability of the electronic devices. The theoretical calculation, simulation and performance test of a micro/mini-channel heat exchanger for the power devices with high heat flux are mainly introduced in this paper. The Results indicate that the micro/mini-channel heat exchanger can meet the heat dissipation requirement of the power devices with 200 W/cm2 heat flux and the need of actual application in a certain boundary condition.
