摘    要:喷射成形铝硅材料具有良好的热膨胀系数、高热导率及轻质低密度特性,在航空航天领域逐步成为专用电子封装材料.铝硅材料中硅的含量很高,传统电镀前处理工艺中使用含氟的盐或酸,而含氟的盐或酸对人体和环境有较大伤害.镀前处理工艺是决定铝硅材料上镀层结合力好坏的关键.文中提出采用微喷砂方法对铝硅材料基体表面进行处理,替代含氟的镀前处理工艺.通过控制微喷砂的压力和时间、选择一定粒径的玻璃微珠可以得到均匀的表面.比较铝硅材料电镀金后的外观、镀层结合力和低温钎焊性能,最终得出最佳微喷砂工艺参数.

Abstract:Spray-formed Al-Si materials gradually become the dedicated electronic packaging materials in aeronautics and astronautics due to their lower thermal expansion coefficients, high heat conductivity and low density. Al-Si materials have high silicon content. Traditional process for pretreatment of electroplating uses fluoride salt or acid which has very harmful impact on human body and environment. The process for pretreatment of plating is the key to coating adhesion. This paper introduces a micro sand blasting method to treat the substrate surface of Al-Si materials, replacing the fluoride pretreatment. Uniform surface can be obtained by controlling the pressure and time of micro sand blasting and choosing glass particles with certain size. The appearances, the coating adhesions and the performances of low temperature brazing of the Al-Si materials after gold plating are compared and the optimum parameters for the micro sand blasting process are concluded.
