| 摘 要： | 本文从接触式光刻技术的角度出发，对引起光刻掩模版局部损坏的可能原因进行分析，并根据遇到的具体情况，提出改进方法，开发新的生产工艺技术，使接触式光刻机掩模版的寿命有了很大的提高，对提高产品的成品率和降低生产成本也有非常重要的意义。
