IGBT并联电流分配的研究

摘    要:目前采用多个IGBT并联来提高电流容量在工业上得到广泛的应用。但IGBT自身参数的不一致以及电路结构布局的不对称,使得并联使用过程中电流分配出现不均衡现象,严重时甚至会烧毁器件。本文通过理论和实验分析,得出影响IGBT并联电流分配不均的原因。从而提出了改善IGBT电流不均的一些设施,最终选择对电路结构和栅极电阻进行优化来改善电流不均。

Abstract:The use of multiple IGBT in parallel to increase current capacity has been widely used in industry. But their arguments are inconsistent, and IGBT structure and layout of the circuit asymmetry, making the current distribution in parallel with the process of emergence of imbalances, sometimes even burned the device. In this paper, we get the reasons of impacting unbalance current in parallel IGBT by theoretical and experimental analysis. After that I take some measures to improve the dynamic current unbalancing in IGBT's switching momnet, the final choice for circuit optimization and gate resistance to improve the current imbalance.
