| 摘 要： | 一种用于BGA（Ball Grid Array)共面性检测的激光扫描在线测试系统，对扫描中的动态误差进行了实时修正，提出了以三点法为基础的共面性评价方法，并进行了相应的实验研究，取得了满意的结果。

| Abstract: | A laser scanning on line inspection system used for BGA (Ball Grid Array ) coplanarity measurement is introduced. The dynamic errors in scanning are corrected at real time. A coplanarity evaluation method based on three point method is proposed. The corresponding experimental investigations are carried out and satisfactory results are achieved. |
