| 摘 要： | 基于波前加工的观点，从调整像面光强分布出发，提出一种在掩模上添加亚分辨的亮暗衬线校正光学邻近效应的新方法，并详细讨论了添加这种亮暗衬线的规则及所获得的结果。

| Abstract: | Base on the view of wavefront engineering for photolithography and the thought of improving optical field distribution, we present a new OPC method with adding subresolution bright and dark serifs in the mask. We discuss the rule of adding the serifs in detail, and get a satisfied correction result. |
