| 摘 要： | 本文利用元胞自动机的方法建立电子抗蚀剂显影模型,阐述了用该模型确立电子抗蚀剂显影后轮廓的方法,在结合相应的能量沉积模型和显影速率模型后,给出了电子抗蚀剂最终显影轮廓的模拟结果,并用ZEP520电子抗蚀剂进行实验验证.
