| 摘 要： | 设计合成具有头－头结构的甲基丙烯酸甲酯共聚物以及含大空间侧其的甲基丙烯酸甲酯共聚物,研究了它们为LIGA技术用抗蚀剂的光敏性能,结果表明适当大小空间侧基的引入,有助于改善烯酸甲酯抗蚀剂的光敏性。

| Abstract: | Copolymers of methyl methacrylate which have the "head to head"structure in the main chains or bulk ester groups in the side chains are synthesized.Their sensitivities in deep?etch synchrotron radiation lithography are investigated.The results show that the sensitivity could be improved with introducing suitable bulk ester groups into the side chain in copolymers. |
