摘    要:集成门极换流晶闸管(IGCT)是大容量变换器高效可靠运行的重要元件。电路杂散电感会严重地影响IGCT的关断特性,增大器件的电压应力和关断损耗,甚至导致器件损坏。以基于IGCT的12 50 kW/6 kV三电平变频器为例,通过理论分析、仿真和实验,深入研究杂散电感对IGCT关断特性的影响。通过引入影响因子的概念,评估不同支路杂散电感影响的严重程度,据此提出杂散电感的设计原则。结合变换器柜上的单管IGCT测试方案,使得杂散电感和IGCT关断特性的准确预估成为可能,为基于IGCT的大容量变换器的设计和优化提供了重要的指导。

Abstract:Integrated gate commutated thyristors(IGCTs) are the key components to assure reliable and efficient operation of high power inverters. But the circuit stray inductance has serious influence upon the turn-off characteristic of IGCTs. As a result,the voltage stress and turn-off losses of IGCTs increase greatly. In the worst case,IGCTs can even be destroyed. The theoretical,simulation and experimental research on the influence of stray inductance on IGCT turn-off characteristic is carried out on a 1250kW/6kV three-level inverter. Influential indexes are introduced to evaluate the influence of stray inductance and design rules that take the stray inductance into account are proposed. An accurate estimation of IGCT switching performance is made by testing the single IGCT equipped in inverter and some guidelines for the design and optimization of IGCT-based high power inverters are provided.
