Intermodulation distortion generated in a m.e.s.f.e.t. amplifier is analysed using a Volterra series representation. The transistor model used enables direct analytical determination of the nonlinear elements from small signal measurements. Experimental verification comparing predicted and measured second-and third-order intermodulation products in the amplifer is presented.  相似文献

Conditions governing the modelling of transductance and drain-conductance nonlinearities from measured data are investigated. A simple representation for regions close to pinch-off, corresponding to mixer operation, is obtained. A simplified design-oriented equivalent circuit for the GaAs m.e.s.f.e.t. is presented. Its relation to a common, but more complex, model is derived and characteristics are compared. Element values are easily determined from measurements, and the simple model shows good agreement with measured parameters to 10 GHz for 1 ?m-gate m.e.s.f.e.t.s.  相似文献

A theoretical analysis of the mixer operation of an f.e.t. is presented. The model is based on a nonlinear equivalent circuit deduced from small signal S-parameter measurements. A Volterra series analysis enables the conversion gain to be calculated for different circuit conditions.  相似文献

A simple technique is described for improving the intermodulation distortion performance of microwave m.e.s.f.e.t. amplifiers. The technique utilises transistor gate-bias compensation controlled by the input signal level of the amplifier. For a constant output power of 0 dBm, an improvement in third-order intermodulation distortion product of up to 10 dB has been observed. The advantages and limitations of the technique are discussed.  相似文献

A GaAs m.e.s.f.e.t. and a Schottky electrode-triggered Gunn element have been integrated into a single device which operated as a negative logic inhibitor. A monolithic device of four such inhibitors, connected in cascade, was operated in a stable manner, with a signal delay per gate as small as 40 ps.  相似文献

A balanced GaAs m.e.s.f.e.t. power stage has been developed for the 7?8 GHz satellite communication frequency band. At 7.5 GHz, the output power at 1 dB comparession 1 W with a power added efficiency of 37%. The small-signal gain was 6.65 ± 0.45 dB across the frequency band. The small-signal gain, phase, group delay and input and output v.s.w.r. as function of frequency are described. Large-signal gain saturation and 3rd-order intermodulation distrotion measurements are also presented.  相似文献

Effective direct modulation of a GaAs l.e.d. was demonstrated with a 250 Mb/s optical-repeater experiment. A GaAs l.e.d. transmitted a high-quality p.c.m. pseudorandom bit stream, which permitted the received signal to be regenerated with predicted error rates.  相似文献

A new non-volatile memory device is reported. This device is a GaAs m.o.s.f.e.t. with charge storage in the gate in which is a double oxide structure of aluminium oxide and GaAs native oxide, both oxides are grown anodically. A theoretical analysis of the gain properties of m.e.s.f.e.t. drain mixers is presented. The m.e.s.f.e.t. model includes the nonlinearity of both the transconductance and the drain resistance. A high efficiency high p.p.d. GaAs f.e.t. oscillator was developed. An output power of 63 mW with an efficiency of 39.7% and a p.p.d. of 0.21 mW/?m was easily produced at 9.3 GHz using a HP FET 1101 A-HPAC 100 A. The design of this oscillator was effected using a large signal method by means of a time-domain analysis program IMAG III, which computes the transient response of a nonlinear f.e.t. network.  相似文献

Material dispersion generally limits the transmission capacity of optical-fibre data links using l.e.d.s. A 137 Mb/s data link has been operated by using either AlGaAs or InGaAsP l.e.d.s at 0.89 or 1.20 ?m, respectively. `Eye? diagrams of the received signal for transmission over different lengths of a graded-index germanium borosilicate fibre illustrate the effects of material dispersion.  相似文献

New estimates of the drain and gate noise multiplication parameters, the correlation coefficient and the minimum noise figure for a m.e.s.f.e.t. are advanced. A high-yield self-alignment technique for submicrometer GaAs m.e.s.f.e.t.s is described. This method allows the production of submicrometre gate lengths and source-drain spacings by means of standard contact photolithography without requiring a particularly fine geometry on the masks. A new equivalent circuit is given for the GaAs m.e.s.f.e.t., which includes resistive loss in the feed back elements. The circuit values are given for several 1 ?m-gate GaAs m.e.s.f.e.t.s. A method for fitting s12 to the measured data is described. Finally, the gain and stability factor of several GaAs m.e.s.f.e.t.s. are extrapolated to 24 GHz from the present model.  相似文献

The first m.e.s.f.e.t. structure is reported in which the channel near pinch-off is occupied by a two-dimensional electron gas accumulated at the interface of a GaAs(N)-AlxGa1?xAs(N) heterojunction. Experimental data are in good agreement with theoretical calculations.  相似文献
