信号光的啁啾特性在很大程度上会影响量子点半导体光放大器(QD-SOA)的性能,引起传输信号的走离效应,使误比特率增高。为了改善这一特性,对QD-SOA全光波长转换器的啁啾特性进行了系统分析,基于QD-SOA的交叉增益调制效应的全光波长转换原理,采用牛顿法和4阶龙格-库塔法求解速率方程和光场传输方程,计算了注入电流、抽运光脉宽和抽运光消光比变化时QD-SOA全光波长转换器输出变换光的啁啾值。结果表明,增大抽运光脉宽、减小注入电流和抽运光消光比均可减小变换光的啁啾值,通过优化这些参量可以减小啁啾的影响,但在设计QD-SOA全光波长转换器时,要考虑抽运光消光比和变换光啁啾之间的均衡。 相似文献

全光波长转换器是全光网络中的关键光电子器件.基于半导体光放大器的交叉增益型波长转换器具有结构简单容易实现、转换效率高、波长转换范围宽以及转换速率高的特点.文中在自行研制半导体光放大器的基础上,对交叉增益型波长转换器进行了实验研究.讨论了实现波长转换的基本原理,描述了实验系统结构,实现了速率为140Mbit/s的1315nm和1301nm之间的波长转换.研究了波长转换器泵浦光功率、探测光功率以及放大器注入电流转换效率、消光比和噪声特性的影响,研究结果与文献中报道的相同.研究表明,不同因素对不同指标的影响是相互制约的,要全面提高波长转换器的性能,必须折衷考虑各方面的因素.研究结果对半导体光放大器结构参数的优化和波长转换工作条件的优化有一定的指导作用. 相似文献

波分复用无源光网络(WDM-PON)被认为是接入网的最终解决方案,基于放大自发辐射(ASE)注入波长锁定法布里-珀罗(F-P)激光器的WDM-PON由于其价格低廉和容易实现颜色无关操作而受到极大关注.实验研究了ASE注入波长锁定F-P激光器的ASE增益、边模抑制比(SMSR)和相对强度噪声(RIN)随F-P激光器注入电流和ASE注入功率的变化关系,理论模拟了ASE注入功率和增益一定时,F-P激光器注入电流随其前端面反射率的变化关系,并从实验上进行了验证.研究结果表明,当F-P激光器的注入电流为阈值电流的1.3~1.7倍时,能获得满足应用需要的相对强度噪声和边模抑制比.对于一定的ASE注入功率和输出功率,存在使注入电流最小的最佳前端面反射率. 相似文献

为了改善全光逻辑门的相位差特性,对全光逻辑异或门的相位差进行了研究。采用细化分段模型对量子点半导体光放大器的动态过程进行建模,利用牛顿法和4阶龙格-库塔法求解三能级跃迁速率方程以及光场传输方程,实现了基于量子点半导体光放大器马赫-曾德尔干涉仪结构的全光逻辑异或门;研究了有源区长度、最大模式增益、输入抽运光功率以及输入抽运光脉冲宽度对通过干涉仪两臂探测光相位差的影响,同时讨论了探测光的相位差与输出光功率的关系。结果表明,增大有源区长度、最大模式增益以及输入抽运光功率,均能使探测光相位差增大;随着抽运光脉冲宽度增大,探测光相位差先增大而后趋于平缓,之后不断减小;有源区长度为2.0mm、最大模式增益为3000m-1、输入抽运光功率为5dBm、抽运光脉冲宽度为1.0ps时,最大相位差增加至0.3277π;随着探测光相位差增大,输出光功率增大;通过优化参量可以增大探测光的相位差,而输出光功率会随着探测光相位差的增大而增大。该研究为提高转换信号质量提供了参考。 相似文献

The gain saturation behaviors and noise figure are numerically analyzed for quantum-dot semiconductor optical amplifiers (QD-SOAs). The carrier and photon distributions in the longitudinal direction as well as the photon energy dependent facet reflectivity are accounted in the rate equations, which are solved with output amplified spontaneous emission spectrum as iterative variables. The longitudinal distributions of the occupation probabilities and spectral-hole burning are presented for electrons in the excited and ground states of quantum dots. The saturation output power 19.7 dBm and device gain 20.6 dB are obtained for a QD-SOA with the cavity length of 6 mm at the bias current of 500 mA. The influences of the electron intradot relaxation time and the QD capture time on the gain spectrum are simulated with the relaxation time of 1, 30, and 60 ps and capture time of 1, 5, and 10 ps. The noise figure as low as 3.5 dB is expected due to the strong polarization sensitive spontaneous emission. The characteristics of gain saturation and noise figure versus input signal power for QD-SOAs are similar to that of semiconductor linear optical amplifiers with gain clamping by vertical laser fields. 相似文献

We present a theoretical analysis of the gain recovery and chirp characteristics of quantum-dot semiconductor optical amplifier (QD-SOA). We have derived an analytical expression for the frequency chirp in QD-SOA. The values of chirp and gain recovery time (GRT) for various signal power levels are calculated by numerical solution of the rate equations. The simulation results show that the chirp value in QD-SOA is approximately one order of magnitude lower than that in a bulk SOA. The dependences of the GRT and the chirp on the pump power level are studied. 相似文献

We demonstrate that the Hakki-Paoli technique, commonly used for measuring single pass gain in semiconductor lasers, can be modified to measure facet modal reflectivity down to 10-6 in semiconductor laser amplifiers. 本文用耦合速率方程,从理论上分析研究了超辐射发光二极管(SLD)的功率输出特性。主要讨论了腔面反射率对其功率输出特性的影响。研究结果表明,半导体激光器(LD)存在一最佳输出功率腔面反射率,随腔面反射率的降低,SLD的功率曲线斜率减小,输出功率降低,光谱调制深度减小。增大后腔面反射率可以提高SLD的输出功率,减小其工作电流。由于腔面反射率的降低,前后传输的光子在有源区内的分布的对称性发生了变化,表现为非均匀性,后向传输波大于前向传输波。最后,把理论计算结果同我们研制的1.3μm徐层结构超辐射发光二极管的实验结果作了比较,得到了较好符合。 相似文献
