采用直流磁控溅射和后退火氧化工艺在p型GaAs单晶衬底上成功制备了n-VO_2/pGaAs异质结,研究了不同退火温度和退火时间对VO_2/GaAs异质结性能的影响,并分析其结晶取向、化学组分、膜层质量以及光电特性。结果表明,在退火时间2 h和退火温度693 K下能得到相变性能最佳的VO_2薄膜,相变前后电阻变化约2个数量级。VO_2/GaAs异质结在308 K、318 K和328 K温度下具有较好的整流特性,对应温度下的阈值跳变电压分别为6.9 V、6.6 V和6.2 V,该结果为基于VO_2相变特性的异质结光电器件的设计与应用提供了可行性。  相似文献

We investigate the transition evolution from the initial state with the random packing of the particles to the stable state in which successive avalanches exhibit consistent characteristics under the slumping regime. It is found that there exist three distinct stages in the transition evolution, considering the change of the volume fraction. The coordination number is almost unchanged during the transition evolution, which indicates the particle contact form is consistent in the three stages. The pause phenomena are discovered in some avalanches, and the probability of pause occurrence increases continuously in the three consecutive stages. We also explore the distribution of particles in the passive layer at the stable state. The particles in the middle region of the passive layer have the closest packing status, and the deeper the region is located, the later it reaches the stable state.  相似文献

Effective thermal management of electronic integrated devices with high powder density has become a serious issue, which requires materials with high thermal conductivity (TC). In order to solve the problem of weak bonding between graphite and Cu, a novel Cu/graphite film/Cu sandwich composite (Cu/GF/Cu composite) with ultrahigh TC was fabricated by electro-deposition. The micro-riveting structure was introduced to enhance the bonding strength between graphite film and deposited Cu layers by preparing a rectangular array of micro-holes on the graphite film before electro-deposition. TC and mechanical properties of the composites with different graphite volume fractions and current densities were investigated. The results showed that the TC enhancement generated by the micro-riveting structure for Cu/GF/Cu composites at low graphite content was more effective than that at high graphite content, and the strong texture orientation of deposited Cu resulted in high TC. Under the optimizing preparing condition, the highest in-plane TC reached 824.3 W·m−1·K−1, while the ultimate tensile strength of this composite was about four times higher than that of the graphite film.  相似文献

Selective laser sintering was combined with reactive melt infiltration to fabricate SiSiC part, and the effects of carbon fiber (Cf) on the properties of the SLS green body, the carbonized and final SiSiC sample were investigated. Results show that the addition of an appropriate amount of Cf (1.59 wt%~2.97 wt%) can increase the bulk density and geometric precision of the sample at all stages, and improve the mechanical properties of green and carbonized samples. The main phases composed of the SiSiC composite were free Si, a-SiC, β-SiC, plus a very small amount of Al–Si alloy. With 1.59 wt% Cf addition, a relatively comprehensive favorable macro-properties of both the green sample and carbonized sample was achieved, and the homogeneous microstructure of the latter favored the decreased free Si content and increased β-SiC content of the final composite. The evolution mechanism of Cf added to the raw material is inferred to be the mutual diffusion of [C] and [Si] that occurred at the Cf/Si melt boundary leading to the formation of the siliconized Cf with relatively large diameter size (24.3 μm) and high aspect ratio (>30). Amorphous C, which derived from the pyrolysis of epoxy resin E12, undergone a dissolution-precipitation mechanism with the formation of fine-grain β-SiC.  相似文献

Jet fuel range branched alkanes were first synthesized under solvent-free conditions by the aldol condensation of furfural and 3-pentanone from lignocellulose followed by the one-step hydrodeoxygenation (HDO). Among the investigated solid base catalysts, CaO and KF/Al2O3 demonstrated the highest activity for the aldol condensation reaction of furfural and 3-pentanone. The aldol condensation product of furfural and 3-pentanone (liquid at room temperature) was directly hydrodeoxygenated to 4-methyl-nonane and 4-methyl-octane. These alkanes have low freezing points (174.1 K and 159.8 K) and can be blended into jet fuel without hydroisomerization. Among the investigated HDO catalysts, the Ni-Cu/SiO2 exhibited the best performance.  相似文献

The spin Hamiltonian parameters g, g, A and A for Er3+ ion in LiYF4 are investigated by using the perturbation formulas of these parameters for a 4f11 ion in tetragonal symmetry. In these formulas, the contributions to the spin Hamiltonian parameters from the second-order perturbation terms and the admixtures of different states are considered. The relevant crystal field parameters are calculated from the superposition model and the local structural parameters of the Y3+ site occupied by impurity Er3+. The theoretical optical spectra within 4I15/2 and 4I13/2 states and the spin Hamiltonian parameters obtained in this work are consistent with the observed values.  相似文献
