We report the performance of an AlInAs/GaInAs/InP DHBT with a new collector design. The base-collector junction was formed with an all arsenide chirped superlattice with linear variation in the average composition. A doping dipole was inserted at the ends of the superlattice to cancel the quasielectric field. The conduction band offset between AlInAs and InP enabled hot electrons to be launched into the InP collector. The new design resulted in an excellent combination of speed and breakdown voltage with superior microwave power performance at X-band. Output power of 2 W (5.6 W/mm) with 70% power-added-efficiency at 9 GHz was achieved 相似文献

The total hemolytic complement (C) levels in inbred line 7 chicks and adults were lower than C levels in inbred lines 2 and 3 and in outbred chickens of the same age. In all birds, adult levels of C were obtained in 5- to 6-wk-old chickens. Analysis of F1 and F3 generations clearly showed that the C level in chickens was determined by a dominant gene(s) associated with the major histocompatibility complex. Finding this association in a nonmammal strengthens the importance of the relationship between closely linked genes controlling histocompatibility, immune responsiveness, mixed leukocyte reaction, and C activity. 相似文献

Maternal vaccination has been proposed as a rational approach for the prevention of neonatal group B streptococcal (GBS) disease. In this study, baboons were used as a nonhuman primate model to evaluate the immunogenicity of a GBS type III glycoconjugate vaccine. Type III-specific immunoglobulin G with opsonic activity was induced after vaccination with type III polysaccharide coupled to tetanus toxoid administered with an aluminum adjuvant. This suggests that baboons could be used in evaluating maternal transfer of GBS-specific antibodies by vaccination during pregnancy. 相似文献
