基于DOE和BP神经网络对Al线键合工艺优化 总被引:1,自引:0,他引:1
Al丝超声引线键合工艺被广泛地应用在大功率器件封装中,以实现大功率芯片与引 线框架之间的电互连.Al丝引线键合的质量严重影响功率器件的整体封装水平,对其工艺参数的优化具有重要工业应用意义.利用正交实验设计方法,对Al丝引线键合工艺中的三个最重要影响因数(超声功率P/DAC、键合时间t/ms、键合压力F/g)进行了正交实验设计,实验表明拉力优化后的工艺参数为:键合时间为40 ms,超声功率为25 DAC,键合压力为120g;剪切推力优化的工艺参数为:键合时间为50 ms,超声功率为40 DAC,键合压力为120 g.基于BP神经网络系统,建立了铝丝超声引线键合工艺的预测模型,揭示了Al丝超声键合工艺参数与键合质量之间的内在联系.网络训练结果表明训练预测值与实验值之间符合很好,检验样本的结果也符合较好,其误差基本控制在10%以内. 相似文献

对Si/Glass激光键合进行了有限元仿真,自主设计激光键合系统并进行了Si/Glass激光键合实验研究、测试与表征。以Si/Glass激光键合的二维传热解析模型为理论基础,应用有限元软件ANSYS仿真了激光功率20~48W时激光键合的三维温度场、键合熔融深度,并预测键合阈值功率为28 W。自主设计激光键合系统及实验方案,采用光斑直径150μm、功率30W的Nd:YAG连续激光实现了Si/Glass的良好激光键合。测试结果表明,激光键合强度最高为阳极键合的5.2倍,激光键合腔体气密性测试泄漏率平均值约9.29×10-9 Pa.m3/s,与阳极键合处于同一数量级。采用能谱分析(EDS)线扫描Si/Glass激光键合的界面材料成分,发现键合界面形成过渡层,激光功率30W时过渡层厚度9μm,与仿真结果吻合。 相似文献

建立了功率型LED结构,分析了其热阻模型,对采用高导热导电银胶、纳米银焊膏、大功率芯片键合胶、Sn70Pb30四种键合材料的LED进行了ANSYS有限元软件仿真对比研究。结果表明,纳米银焊膏具有最优的传热特性。采用了正向电压法对3W蓝光LED进行了热阻测量,其数值与仿真结果基本相符,验证了模拟仿真结果的真实性。 相似文献

Assuming that visual responses are due to the action of particles on the membrane of the visual cells, the stochastic variability of the response should be a function of the number of particles producing it. Quantitative predictions can be made with the aid of a model proposed in previous articles. It is found that responses produced in visual cells of Limulus by absorption of a single photon have the stochastic properties which would be expected if the response to one photon were brought about by 25 particles. It is concluded from this that the processes leading to visual responses produce multiplication of particles. The effects of temperature and of metabolic poisons suggest that these processes are of chemical nature. 相似文献

The temperature dependence of refractive index of polymer films was determined for a number of slab waveguides by a grating coupling method. This dependence was examined as a function of parameters such as molecular weight and glass transition temperature of the polymer. Temperature-induced changes in N TE-N TM , N being the effective index, were studied systematically for different slab waveguide compositions.
