退火方式及PCBM阴极修饰层对聚合物太阳电池的影响   总被引:1,自引:0,他引:1

研究了不同退火方式及PCBM阴极修饰层对聚合物太阳电池性能的影响。与前退火相比,后退火的器件性能显著提高,电池的开路电压Voc由0.36V增加到0.60V,能量转换效率η从0.85%提高到1.93%,短路电流密度Jsc和填充因子FF也有不同程度的改善;在电池的活性层与Al电极间沉积一定厚度的PCBM阴极修饰层也能改善电池的性能,当PCBM厚度为3nm时,聚合物太阳电池在100mW.cm-2强度光照下,Voc为0.59V,Jsc为6.43mA.cm-2,FF为55.1%,η为2.09%。  相似文献

通过制备四种不同结构的器件,详细分析研究了活性层/阴极界面修饰对P3HT:PCBM聚合物体异质结太阳能电池性能的影响。当在P3HT:PCBM薄膜上旋涂一层PCBM,并蒸镀0.5 nm LiF时所制备的器件的填充因子和光电转换效率都得到较大的提高。对器件的光电性能和薄膜的形貌进行深入分析,阐明界面修饰的作用机理。  相似文献

为研究超薄PCBM层对有机太阳电池的影响,制备了含和不含超薄PCBM层的两种不同结构的体相异质结太阳电池,电池结构分别为:ITO/PEDOT:PSS/P3HT+PCBM/PCBM/AI,ITO/PEDOT:PSS/P3HT+PCBM/Al.测试结果表明:所制备电池的开路电压分别为0.599 2V和0.572 7 V,能量转换效率分别为2.24%、1.21%,超薄PCBM层起到了电子传输的作用.  相似文献

聚合物太阳能电池一般由共轭聚合物给体和富勒烯衍生物受体的共混膜夹在ITO透明正极和金属负极之间所组成,具有结构和制备过程简单、成本低、重量轻、可制备成柔性器件等突出优点,近年来成为国内外研究热点。结构规整的聚(3-己基)噻吩(P3HT)和可溶性C60衍生物PCBM是最具代表性的给体和受体光伏材料。基于P3HT/PCBM的光伏器件能量转换效率稳定.达到3.5%~4.0%左右,使这一体系成为聚合物太阳能电池研究的标准体系。  相似文献

采用聚3-己基噻吩(P3HT)与富勒烯衍生物(PCBM)混合制备复合光伏器件,器件结构为ITO/PEDOT∶PSS/P3HT∶PCBM/Al。通过PCBM不同掺杂浓度的掺杂体系光伏特性的研究发现,P3HT∶PCBM质量比为1∶4时,器件显示出较好的光伏特性,开路电压为0.69 V,在光强为90 mW/cm2的白光(光源为氙灯)激发下,器件的短路电流密度为6.73 mA/cm2,填充因子为0.33,能量转换效率达到1.7%。  相似文献

采用胶体化学法制备了CdSe@CdTe核壳量子点,将其置于CdTe量子点层与CdSe量子点层间构筑了三层结构的全无机薄膜太阳能电池(ITO/CdTe/CdSe@CdTe/CdSe/Al),在电池制备过程中对量子点薄膜进行了退火处理。吸收光谱、荧光光谱及荧光寿命测试结果表明所制备的CdSe@CdTe量子点为典型的II型量子点。其光电转换性能测量结果表明所制太阳能电池具有高达0.48%的能量转换效率,这主要得益于三层量子点间能带能量的差异对电子与空穴的定向传输的促进以及退火工艺对薄膜结晶质量的改善。  相似文献

采用聚氧化乙烯(PEO)作为聚合物太阳能电池的阴极修饰层,以P3HT:PCBM为活性层制备了聚合物本体异质结太阳能电池。考察了PEO的厚度对器件光伏性能及稳定性的影响。比较了加入PEO修饰层前后器件的稳定性,研究了采用PEO修饰层前后器件电阻的差异。结果表明:加入PEO作为阴极修饰层后器件的光电性能(JSC,VOC,FF,PCE)均有明显提高,而器件的串联电阻Rs则有了明显降低。没有阴极修饰层的器件的初始光电转换效率为1.92%,90 h后衰减为初始值的5%;而加入PEO修饰层后初始光电转换效率为3.36%,90 h后仅衰减为初始值的20%,光电转换效率提高了75%,稳定性提高了3倍。  相似文献

利用旋涂法将自制的聚苯乙烯(PS)微球涂覆到不同厚度的单晶硅片上,作为钝化发射极和背面电池(PERC)的背接触开口的掩模,然后用快速热退火工艺使PS微球挥发形成PERC电池的背接触开口,最后用磁控溅射在PERC电池背面生长一层Ag电极。利用该方法制备了面积为40 mm×40 mm、厚度分别为40、55和70μm的三种超薄单晶PERC太阳电池。制备的超薄太阳电池未出现任何翘曲。超薄太阳电池的电流密度-开路电压(Jsc-Voc)曲线和外量子效率(EQE)曲线测试结果表明,随着电池厚度的减小,电池的转换效率随之下降。其中,40μm厚的电池转换效率最高达13.6%,平均转换效率为13.3%,并展现出良好的柔韧性,极限弯曲角度达到135°。  相似文献

制备了MEH-PPV活性层薄膜及其器件,通过AFM、透射光谱和伏安特性测量研究了热处理对薄膜表面性质及其光电性能的影响。结果表明热处理降低了表面粗糙度,减小了禁带宽度和电阻率,提高了载流子迁移率。薄膜表面性质以及光电性能的优化,有利于增加有机光伏电池的短路电流、开路电压和填充因子,提高其能量转换效率,改善电池的器件性能。  相似文献

钙钛矿薄膜的晶粒尺寸对器件性能影响很大。采用湿润性不同的空穴传输层以及不同浓度的CH3NH3I(MAI)溶液,使用热退火和溶剂气氛退火的方法制备出CH3NH3PbI3薄膜及相应电池。测量了不同制备条件的钙钛矿薄膜的X射线衍射、扫描电子显微镜、光致发光谱,以及器件的电流密度-电压曲线。结果表明,溶剂气氛退火可以有效地增大薄膜的晶粒尺寸,提高器件的电流密度;较高浓度的MAI能将PbI2完全转化为CH3NH3PbI3,增大晶粒尺寸;不湿润的功函数更高的空穴传输层有利于电池效率的提高。制备了最高效率为13.3%的CH3NH3PbI3钙钛矿电池,为制备更大晶粒的钙钛矿薄膜与更高效率的钙钛矿太阳电池奠定了基础。  相似文献

High purity organic-tantalum precursors for thin film ALD TaN were synthesized and characterized.Vapor pressure and thermal stability of these precursors were studied.From the vapor pressure analysis,it was found that TBTEMT has a higher vapor pressure than any other published liquid TaN precursor,including TBTDET,TAITMATA,and IPTDET.Thermal stability of the alkyl groups on the precursors was investigated using a 1H NMR technique.The results indicated that the tertbutylimino group is the most stable group on TBTDET and TBTEMT as compared to the dialkylamido groups.Thermal stability of TaN precursors decreased in the following order:TBTDET > PDMAT > TBTEMT.In conclusion,precursor vapor pressure and thermal stability were tuned by making slight variations in the ligand sphere around the metal center.  相似文献

In order to diagnose the laser-produced plasmas, a focusing curved crystal spectrometer has been developed for measuring the X-ray lines radiated from a laser-produced plasmas. The design is based on the fact that the ray emitted from a source located at one focus of an ellipse will converge on the other focus by the reflection of the elliptical surface. The focal length and the eccentricity of the ellipse are 1350 mm and 0.9586, respectively. The spectrometer can be used to measure the X- ray lines in the wavelength range of 0.2-0.37 nm, and a LiF crystal (200) (2d = 0.4027 nm) is used as dispersive element covering Bragg angle from 30° to 67.5°. The spectrometer was tested on Shengnang- Ⅱ which can deliver laser energy of 60-80 J/pulse and the laser wavelength is 0.35 μm. Photographs of spectra including the 1 s2p ^1P1-1s^2 ^1S0 resonance line(w), the 1s2p ^3P2-1s^2 1S0 magnetic quadrupole line(x), the 1s2p ^3P1-1 s^2 ^1S0 intercombination lines(y), the 1 s2p ^3S~1-1 s^2 ^1S0 forbidden line(z) in helium-like Ti Ⅹ Ⅺ and the 1 s2s2p ^2P3/2-1 s622s ^2S1/2 line(q) in lithium-like Ti Ⅹ Ⅹhave been recorded with a X-ray CCD camera. The experimental result shows that the wavelength resolution(λ/△ 2) is above 1000 and the elliptical crystal spectrometer is suitable for X-ray spectroscopy.  相似文献

This paper reviews our recent development of the use of the large-scale pseudopotential method to calculate the electronic structure of semiconductor nanocrystals, such as quantum dots and wires, which often contain tens of thousands of atoms. The calculated size-dependent exciton energies and absorption spectra of quantum dots and wires are in good agreement with experiments. We show that the electronic structure of a nanocrystal can be tuned not only by its size,but also by its shape. Finally,we show that defect properties in quantum dots can be significantly different from those in bulk semiconductors.  相似文献

An improving utilization and efficiency of critical equipments in semiconductor wafer fabrication facilities are concerned. Semiconductor manufacturing FAB is one of the most complicated and cost sensitive environments. A good dispatching tool will make big difference in equipment utilization and FAB output as a whole. The equipment in this paper is In-Line DUV Scanner. There are many factors impacting utilization and output on this equipment group. In HMP environment one of the issues is changing of reticule in this area and idle counts due to load unbalance between equipments. Here we'll introduce a rule-based RTD system which aiming at decreasing the number of recipe change and idle counts among a group of scanner equipment in a high-mixed-products FAB.  相似文献

The epi material growth of GaAsSb based DHBTs with InAlAs emitters are investigated using a 4 × 100mm multi-wafer production Riber 49 MBE reactor fully equipped with real-time in-situ sensors including an absorption band edge spectroscope and an optical-based flux monitor. The state-of-the-art hole mobilities are obtained from 100nm thick carbon-doped GaAsSb. A Sb composition variation of less than ± 0.1 atomic percent across a 4 × 100mm platen configuration has been achieved. The large area InAlAs/GaAsSb/InP DHBT device demonstrates excellent DC characteristics,such as BVCEO>6V and a DC current gain of 45 at 1kA/cm2 for an emitter size of 50μm × 50μm. The devices have a 40nm thick GaAsSb base with p-doping of 4. 5 × 1019cm-3 . Devices with an emitter size of 4μm × 30μm have a current gain variation less than 2% across the fully processed 100mm wafer. ft and fmax are over 50GHz,with a power efficiency of 50% ,which are comparable to standard power GaAs HBT results. These results demonstrate the potential application of GaAsSb/InP DHBT for power amplifiers and the feasibility of multi-wafer MBE for mass production of GaAsSb-based HBTs.  相似文献

We calculate the Langevin noise sources of self-pulsation laser diodes, analyze the effects of active region noise and saturable-absorption region noise on the power fluctuation as well as period fluctuation, and propose a novel method to restrain the noise effects. A visible SIMULINK model is established to simulate the system, The results indicate that the effects of noise in absorption region can be ignored; that with the increase of DC injecting current, the noise effects enhance power jitter, and nevertheless, the period jitter is decreased; and that with external sinusoidal current modulating the self-pulsation laser diode, the noise-induced power jitter and period jitter can be suppressed greatly. This work is valuable for clock recovery in all-optical network.  相似文献

Large-scale synthesis of single-crystal CdSe nanoribbons is achieved by a modified thermal evaporation method, in which two-step-thermal-evaporation is used to control CdSe sources' evaporation. The synthesized CdSe nanoribbons are usually several micrometers in width, 50 nm in thickness, and tens to several hundred micrometers in length. Studies have shown that high-quality CdSe nanoribbons with regular shapes can be obtained by this method. Room-temperature photolumines-cence indicates that the lasing emission at 710 nm has been observed under optical pumping (266 nm) at power densities of 25-153 kW/cm^2. By using the expansion of the aperture function into a finte sum of complex Gaussian functions, the corresponding analytical expressions of Hermite-cosh-Gaussian beams passing through annular apertured paraxially and symmetrically optical systems written in terms of ABCD matrix were derived, and they could reduce to the cases with squared aperture. In a similar way, the corresponding analytical expressions of cosh-Gaussian beams through annular apertured ABCD matrix were also given. The method could save more calculation time than that by using the diffraction integral formula directly.  相似文献

Distributed polarization coupling in polarization-maintaining fibers can be detected by using a white light Michelson interferometer. This technique usually requires that only one polarization mode is excited. However, in practical measurement, the injection polarization direction could not be exactly aligned to one of the principal axes of the PMF, so the influence of the polarization extinction ratio should be considered. Based on the polarization coupling theory, the influence of the incident polarization extinction on the measurement result is evaluated and analyzed, and a method for distributed polarization coupling detection is developed when both two orthogonal eigenmodes are excited.  相似文献
