光电双向负阻晶体管(PBNRT)是一种新型S型光电负阻器件.本文对它的光电负阻特性进行了数值模拟和实验研究,给出了器件等效电路.PBNRT在光电混合工作模式下具有光控电流开关效应,可通过光照和控制电压两种控制方式改变器件的S型负阻特性.模拟和实验结果均表明:光照强度增大,维持电压基本保持不变,转折电压减小,负阻电压摆幅减小;而增大控制电压,维持电压和转折电压均增大,输出负阻特性曲线右移.上述特点使得PBNRT可望在光电开关、光控振荡和光电探测等方面有很好的应用前景.  相似文献

对双向负阻晶体管(BNRT)的三端特性进行了数值模拟,得到了器件S型负阻曲线。根据BNRT不同工作状态下的内部电势、电子浓度和空穴浓度分布,解释了其S型负阻特性的产生机理。模拟分析了负阻曲线随控制电压变化的情况。结果表明,随控制电压的增大,转折电压、转折电流和维持电压均增大。最后,对不同结构和工艺参数的三端BNRT进行了模拟,总结出器件结构和工艺参数对负阻特性的影响。  相似文献

We describe an InP/InGaAs heterojunction avalanche phototransistor which can be switched from a low-current "off" state to a high-current "on" state with an optical pulse. The transition is characterized by a region of negative dynamic resistance. In the switching mode where the effective current gain is determined by the circuit series resistance, gains exceeding 105have been achieved. The switching rise time is an order of magnitude less (≃20 ns) than the rise time in the normal phototransistor mode. In addition, we show that this type of device can be used as an optical comparator which discriminates between optical pulses relative to a fixed threshold power level. The threshold level can be varied over three orders of magnitude by changing the bias voltage.  相似文献

The double-heterostructure optoelectronic switch (DOES), fabricated in the InP/InGaAsP material system, is demonstrated. The functional characteristics and operational parameters exhibit a lower switching voltage (≈1.8 V) and a higher on-state holding current (≈20 mA) than found in either the Si/SiGe- or GaAs/AlGaAs-based DOES of comparable structures and doping levels. In the on-state, optical emission is observed in a manner analogous to a light emitting diode. An optocoupler with a Darlington configuration at the output side can be used as a one port active device with a current-controlled negative resistance by simply connecting the input and output sides in cascade. The author proposes an optically controllable negative-resistance circuit constructed with optocouplers. The breakover voltage and the holding current of the negative-resistance characteristics can be controlled widely with two external light inputs. Hence, the circuit may be applied to optronic functional switching operations. It is demonstrated that an optically controlled relaxation oscillator can be easily constructed using the circuit, and that applications of the relaxation oscillator to a light modulator and an optical Schmitt trigger can be realized by simple circuit configurations.  相似文献

A negative resistance circuit constructed with a combinational connection of photocoupled FET's is proposed, which indicates optically controlled S-type negative resistance characteristics. The circuit can be used as a reciprocal switching element with two external light inputs and an application to optoelectronic flip-flop operation is presented. Moreover, a bidirectional S-type negative resistance circuit is proposed, in which three external light inputs may change widely the bidirectional S characteristics. Applications of the circuit, phase control operation of an alternatively applied voltage, and bilateral relaxation oscillation are demonstrated.  相似文献

Plates of lead zirconate-lead titanate ferroelectric ceramic can have 1) low-loss optical transmission in thin, polished sections and 2) uniaxial birefringence dependent upon remanent polarization. These properties are potentially useful in electrically variable optical retarders, modulators, and latching light gates. This paper reports the results of measurements of basic light-gate devices using ferroelectric ceramic plates. A number of characteristics of the devices are reported; e.g., dependence of absolute light phase retardation on ceramic remanent polarization; dependence of ON-OFF ratio on exit aperture, switching pulse duration, and light wavelength; switching speed; and the dc hysteresis characteristic of the dependence of remanent polarization upon applied field. In the past, the use of ferroelectric devices under conditions producing partial switching has been discussed exclusively from the point of view of "charge-limited switching." This paper proposes a new mode of operating ferroelectric ceramic light gates using "voltage-controlled switching." Charge-limited switching results naturally when voltage pulses of short duration are used (appreciable ON-OFF ratios can be obtained from a light gate switched with pulses as short as 10 ns). As a result of the hysteresis in the dc switching characteristic, pulses with durations of the order of milliseconds or longer result in operation of the light gate in a voltage-controlled mode. Practical advantages resulting from this mode of operation are discussed.  相似文献

本文利用作者近期研制出的硅光电表面负阻晶体管(PNEGIT),首次提出并通过实验成功地实现了一种新的光学双稳态即以PNEGIT作为光输入器件,用它驱动一发光管(LED)作为光输出器件,由于PNEGIT具有负阻输出特性,致使LED输出光功率(POUt)一输入光功率(Pin)特性上出现光学双稳环.这种器件具有光开关、光逻辑、光存贮等多种功能,将为硅光电器件在光信息处理、光计算、光通讯等领域中的应用,开辟一条新途径  相似文献
